【摘要】:Thistechnicalreporthasbeendevelopedtofacilitatetheproduction,supplyanduseofsemiconductordieproducts,including:–wafers,–singulatedbaredie,–dieandwaferswithattachedconnectionstructures,and–minimallyorpartiallyencapsulateddieandwafers.Thisreportcontainssuggestedgoodpracticeforthehandling,packingandstorageofdieproducts.Successinmanufactureofelectronicassembliescontainingdieproductsisenhancedbyattentiontohandling,storageandenvironmentalconditions.Thisreportprovidesguidelinestakenfromindustryexperienceandisespeciallyusefultothoseintegratingdieproductsintoassembliesforthefirsttime.Itisalsointendedasanaidtosettingupandauditingfacilitiesthathandleorusebaredieproducts,fromwaferfabricationtofinalassembly.
